Abstract
The talk is devoted to the results of the experimental study of a principally new 2D electron system: a two-dimensional (2D) semimetal,배트맨 토토 사이트recently배트맨 토토 사이트realized for배트맨 토토 사이트the first time in quantum wells (QWs) on basis of zero gap semiconductor HgTe. It is shown that this 2D semimetal exists in배트맨 토토 사이트wide배트맨 토토 사이트(thickness of 18 nm – 21 nm) undoped HgTe QWs with배트맨 토토 사이트the배트맨 토토 사이트reduced배트맨 토토 사이트symmetry배트맨 토토 사이트surfaces (such as (013)배트맨 토토 사이트and (112)).배트맨 토토 사이트Because배트맨 토토 사이트of배트맨 토토 사이트an inverted band structure and respectively the peculiar properties of배트맨 토토 사이트size배트맨 토토 사이트quantization배트맨 토토 사이트in배트맨 토토 사이트these배트맨 토토 사이트QWs배트맨 토토 사이트the overlap of a conductance band (with the bottom in the centre of Brillouin zone) and valence band (with the few maximums in its side points) arises. Its value is about 10 meV. So due to this overlap we have the true 2D semimetal similar to that of classical 3D semimetals such as Bi, Sb or As and there is the opportunity to realize the simultaneous existence of an equilibrium gas or liquid of 2D electrons and 2D holes.배트맨 토토 사이트Moreover by means of the field effect transistor structure fabricated on the basis of QW we are배트맨 토토 사이트able배트맨 토토 사이트by배트맨 토토 사이트means배트맨 토토 사이트of simple changing of배트맨 토토 사이트the배트맨 토토 사이트gate배트맨 토토 사이트voltage,배트맨 토토 사이트firstly,배트맨 토토 사이트to배트맨 토토 사이트realize배트맨 토토 사이트and배트맨 토토 사이트study배트맨 토토 사이트transition배트맨 토토 사이트2D배트맨 토토 사이트electron배트맨 토토 사이트metal – 2D semimetal – 2D hole metal and, secondly,배트맨 토토 사이트2D semimetallic배트맨 토토 사이트state with any ratio between the densities배트맨 토토 사이트of 2D electrons (Ns) and 2D holes (Ps). So a lot of new interesting properties caused by their배트맨 토토 사이트simultaneous existence have been observed. These are: 1) sign-variable Hall effect and positive magnetoresistance; 2) electron배트맨 토토 사이트mobility배트맨 토토 사이트jump배트맨 토토 사이트due배트맨 토토 사이트to배트맨 토토 사이트hole배트맨 토토 사이트screening배트맨 토토 사이트of배트맨 토토 사이트electron배트맨 토토 사이트scattering배트맨 토토 사이트by배트맨 토토 사이트impurities, 3)배트맨 토토 사이트anomalous temperature dependence of 2D semimetal resistance because of electron scattering by heavy holes. It is likely this effect is the first clear demonstration of the배트맨 토토 사이트direct배트맨 토토 사이트influence배트맨 토토 사이트of배트맨 토토 사이트a배트맨 토토 사이트particle-particle배트맨 토토 사이트inelastic Landau scattering on metal resistance and correspondingly of Pauli exclusion배트맨 토토 사이트principal.배트맨 토토 사이트But배트맨 토토 사이트the배트맨 토토 사이트most exiting opportunity appearing due to realization of 2D semimetal is to carry out배트맨 토토 사이트the배트맨 토토 사이트direct배트맨 토토 사이트experimental observation of excitonic insulator (EI) state predicted almost fifty years ago by one배트맨 토토 사이트of배트맨 토토 사이트the배트맨 토토 사이트greatest배트맨 토토 사이트20 century condense matter physicists sir Nevill Mott. In 1961 he considered a semimetal and assumed that the Coulomb interaction between electrons and holes have to lead to the formation of their bound배트맨 토토 사이트state and a semimetal should become an insulator. It is surprising but till now this very interesting and important transition has not been directly observed. The main reason of this situation is that till the last배트맨 토토 사이트time배트맨 토토 사이트there was absent the system in which this transition could be realized and then배트맨 토토 사이트directly배트맨 토토 사이트fixed배트맨 토토 사이트by배트맨 토토 사이트resistance measurement. Conventional tree-dimensional semimetal such as Bi or Sb did배트맨 토토 사이트not배트맨 토토 사이트fit배트맨 토토 사이트because배트맨 토토 사이트of배트맨 토토 사이트the absence of the simple procedure to change the density of electron and holes. So in our 2D semimetal the EI state induced by magnetic field is found. It arises between electron-like and hole-like quantum Hall liquid states at the point Ns = Ps and near it. It배트맨 토토 사이트is배트맨 토토 사이트shown배트맨 토토 사이트that배트맨 토토 사이트the배트맨 토토 사이트transition배트맨 토토 사이트metal – EI배트맨 토토 사이트is배트맨 토토 사이트similar배트맨 토토 사이트to superconductor-normal metal transition and described by BCS (Bardeen-Coopper-Schrieffer)-scenario: up to the critical temperature Tc ≈ 1 K no temperature dependence of the배트맨 토토 사이트transport배트맨 토토 사이트and배트맨 토토 사이트capacitance response of the system is배트맨 토토 사이트observed배트맨 토토 사이트but just배트맨 토토 사이트below배트맨 토토 사이트this배트맨 토토 사이트temperature배트맨 토토 사이트the배트맨 토토 사이트strong배트맨 토토 사이트insulator배트맨 토토 사이트behavior characterizing by the gap of about few Kelvins appears.
